Herein, the mid-infrared (7.7–13.7 ?m) diamond-based phase shifter was designed and optimized by finite-element analysis. The ridge-shaped diamond waveguide is doped to form internal p–n structure, carrier distribution changed applying forward reverse voltages change effective refractive index achieve effect of ?-phase shift. results show that when p-doping concentration 4 × 1017 cm?3 n doping 1 1018 cm?3, upon voltage (8 V) applied, real part (?R) 1.6 10?5, length (L) required realize shift 241 mm; (–8 ?R increases 3.2 10?4, shortened 12.03 mm. Such a short relatively easy in industrial production. In order make more uniform, has been as for p-type n-type, respectively.
